ABSTRACT
Using AlTiO (alloy of TiO2 and Al2O3) films as a high-k gate insulator, we fabricated AlTiO/AlGaN/GaN metal-insulator-semiconductor heterojunction field-effect transistors (MIS-HFETs), which show high maximum drain currents and extremely low gate leakage currents. We investigated temperature-dependent device characteristics of the MIS-HFETs. The behavior of the drain currents, decreasing with the increasing in temperature, is analyzed for the linear and saturation regions. The behavior is explained by the temperature dependence of low-field and high-field electron velocities, being consistent with transmission line model and Hall-effect measurement results, and also Monte-Carlo simulations.
